Abstract
Seiring dengan terus berkembangnya teknologi pengemasan semikonduktor, pengendalian deformasi akibat panas menjadi hal penting untuk menghasilkan kemasan yang andal dan berkinerja tinggi. Studi ini menyelidiki lengkungan termal (*thermal warpage*) pada rakitan *die attach* yang menggunakan substrat organik dan kaca selama proses pemanasan dan pendinginan dalam rentang suhu 25°C hingga 120°C. Lengkungan hasil eksperimen diukur menggunakan metode *Shadow Moiré* dan dibandingkan dengan prediksi dari model lengkungan termal tiga lapisan Suhir. Kedua konfigurasi menunjukkan perilaku umum yang serupa: berubah dari deformasi cembung pada suhu rendah menjadi kondisi yang hampir datar di sekitar suhu referensi, lalu menjadi deformasi cekung pada suhu yang lebih tinggi. Perbandingan kuantitatif menunjukkan kesesuaian yang baik antara teori dan eksperimen, dengan nilai RMSE dan NRMSE keseluruhan masing-masing sebesar 0,00727 mm dan 9,38% untuk konfigurasi kaca, serta 0,00534 mm dan 11,69% untuk konfigurasi organik. Konfigurasi kaca menghasilkan nilai rata-rata lengkungan absolut yang lebih besar dibandingkan konfigurasi organik, yaitu sebesar 69,56% secara teoretis, 57,57% selama pemanasan, dan 69,56% selama pendinginan. Meskipun konfigurasi organik memiliki ketidakcocokan CTE (*Coefficient of Thermal Expansion*) yang lebih besar, substrat kaca lebih tipis dan memiliki dimensi lateral yang lebih besar, sehingga menghasilkan kekakuan lentur yang lebih rendah dan deformasi yang lebih besar. Hasil ini menunjukkan bahwa lengkungan termal tidak hanya dipengaruhi oleh ketidakcocokan CTE, tetapi juga oleh ketebalan, dimensi, dan kekakuan lentur substrat. Studi ini memberikan validasi terhadap model Suhir untuk desain awal *die attach* serta menyoroti pentingnya mempertimbangkan sifat material maupun geometri. Penelitian ini juga mendukung SDG 9 (Industri, Inovasi, dan Infrastruktur) dengan berkontribusi pada pengembangan teknologi pengemasan semikonduktor yang lebih andal dan efisien.

With the continued development of semiconductor packaging technology, controlling thermally induced deformation is important for achieving reliable and high-performance packages. This study investigates the thermal warpage of die attach assemblies using organic and glass substrates under heating and cooling from 25°C to 120°C. Experimental warpage was measured using the Shadow Moiré method and compared with predictions from Suhir’s three-layer thermal warpage model. Both configurations showed the same general behavior, changing from convex deformation at lower temperatures to a nearly flat condition around the reference temperature, and then to concave deformation at higher temperatures. Quantitative comparison showed good agreement between theory and experiment, with overall RMSE and NRMSE values of 0.00727 mm and 9.38% for the glass configuration, and 0.00534 mm and 11.69% for the organic configuration. The glass configuration produced larger mean absolute warpage than the organic configuration by 69.56% theoretically, 57.57% during heating, and 69.56% during cooling. Although the organic configuration had a larger CTE mismatch, the glass substrate was thinner and had larger lateral dimensions, resulting in lower bending rigidity and greater deformation. These results show that thermal warpage is influenced not only by CTE mismatch, but also by substrate thickness, dimensions, and bending rigidity. The study provides validation of Suhir’s model for preliminary die attach design and highlights the importance of considering both material properties and geometry. This research also supports SDG 9, which is Industry, Innovation, and Infrastructure, by contributing to the development of more reliable and efficient semiconductor packaging technologies.
