Abstract

With the rapid miniaturization of semiconductor packaging, specifically in Fan-Out Panel Level Packaging (FOPLP), managing thermal warpage has become a critical challenge for ensuring package reliability. A key factor influencing this behavior is the Redistribution Layer (RDL), a composite structure typically consisting of copper traces embedded in a dielectric matrix. However, modeling the explicit geometry of complex RDL structures in Finite Element Method (FEM) simulations is often computationally expensive and time-consuming. This research addresses this issue by proposing a simplified homogenization approach to estimate the effective Coefficient of Thermal Expansion (CTE) and Young’s modulus of the RDL. This research utilizes two distinct geometric models to represent the RDL structure: Model 1, representing straight-line traces (orthotropic), and Model 2, representing circular traces (isotropic). The investigation evaluates the effective material properties across varying Copper volume fractions ranging from 10% to 70%. The mechanical properties are estimated using theoretical calculations based on Schapery’s micromechanics equations and subsequently validated against numerical results obtained from ANSYS APDL simulations under thermal and mechanical loading conditions. The results demonstrate that both theoretical model and FEM simulations exhibit consistent trends: an increase in Copper volume fraction leads to a decrease in the effective CTE and an increase in stiffness (Young’s modulus). A strong agreement was observed in specific parameters, such as the Effective CTE (α1 & α2) and Young’s modulus (E1 & E2) for Model 1 and the effective CTE (αc) for Model 2, where the theoretical predictions matched the simulation results with minimal errors. However, significant discrepancies were found in other areas, particularly in the effective stiffness of the circular model (Eeff). In conclusion, Schapery’s theory serves as a valid baseline for predicting the qualitative behavior of RDL composites. The findings suggest that while the theoretical approach offers a rapid estimation method, accurate warpage prediction for intricate RDL designs requires calibrated factors or more advanced micromechanical models to account for the geometric constraints observed in FEM simulations.

Seiring dengan pesatnya miniaturisasi pengemasan semikonduktor, khususnya pada Fan-Out Panel Level Packaging (FOPLP), pengelolaan pelengkungan termal (thermal warpage) telah menjadi tantangan kritis untuk memastikan keandalan kemasan. Faktor utama yang memengaruhi perilaku ini adalah Redistribution Layer (RDL), sebuah struktur komposit yang umumnya terdiri dari jalur tembaga yang tertanam di dalam matriks dielektrik. Namun, memodelkan geometri eksplisit dari struktur RDL yang kompleks dalam simulasi Finite Element Method (FEM) sering kali memakan biaya komputasi yang mahal dan menyita waktu. Penelitian ini mengatasi masalah tersebut dengan mengusulkan pendekatan homogenisasi yang disederhanakan untuk memperkirakan Koefisien Ekspansi Termal (Coefficient of Thermal Expansion/CTE) efektif dan modulus Young dari RDL. Penelitian ini memanfaatkan dua model geometris yang berbeda untuk merepresentasikan struktur RDL: Model 1, yang merepresentasikan jalur garis lurus (ortotropik), dan Model 2, yang merepresentasikan jalur melingkar (isotropik). Investigasi ini mengevaluasi sifat material efektif pada berbagai fraksi volume tembaga mulai dari 10% hingga 70%. Sifat mekanik diperkirakan menggunakan perhitungan teoritis berdasarkan persamaan mikromekanika Schapery dan selanjutnya divalidasi terhadap hasil numerik yang diperoleh dari simulasi ANSYS APDL di bawah kondisi pembebanan termal dan mekanik. Hasil penelitian menunjukkan bahwa baik model teoritis maupun simulasi FEM menunjukkan tren yang konsisten: peningkatan fraksi volume tembaga menyebabkan penurunan CTE efektif dan peningkatan kekakuan (modulus Young). Kesesuaian yang kuat diamati pada parameter tertentu, seperti CTE Efektif (α1 & α2) dan modulus Young (E1 & E2) untuk Model 1, serta CTE efektif (αc) untuk Model 2, di mana prediksi teoritis sesuai dengan hasil simulasi dengan tingkat kesalahan yang minimal. Namun, perbedaan yang signifikan ditemukan pada bagian lain, khususnya pada kekakuan efektif dari model melingkar (Eeff). Kesimpulannya, teori Schapery berfungsi sebagai landasan yang valid untuk memprediksi perilaku kualitatif dari komposit RDL. Temuan ini menunjukkan bahwa meskipun pendekatan teoritis menawarkan metode estimasi yang cepat, prediksi pelengkungan (warpage) yang akurat untuk desain RDL yang rumit tetap memerlukan faktor-faktor yang dikalibrasi atau model mikromekanik yang lebih canggih untuk memperhitungkan batasan geometris yang diamati dalam simulasi FEM.
