Abstract

Teknologi semikonduktor saat ini terus berkembang, baik dari segi penemuan material, teknik manufaktur, serta implementasi dan pengembangan.Salah satu bahan semikonduktor yang menarik perhatian saat ini adalah Aluminium Nitrida(AlN). Beberapa metode telah dilakukan untuk menumbuhkan AlN, salah satunya adalah metode Reactive Sputtering. Metode ini memiliki beberapa keunggulan antara lain teknik penumbuhan kristal yang sederhana, deposisi dengan temperatur rendah dan mudah untuk mengontrol parameter percobaan. Dalam penelitian ini telah dilakukan sintesis AlN dengan metode Reactive Sputtering diatas substrat SiO2 dengan variasi temperatur substrat 200, 250, 290 OC dan tekanan nitrogen 10, 15, 20 mbar. Penelitian ini berhasil mensintesis nanomaterial AlN dengan sistem kristal heksagonal dan menunjukan fasa yang terbentuk adalah wurtzite. Sedangkan morfologi AlN yang terbentuk tersusun atas partikel - partikel berbentuk bulat. Dari penelitian ini diketahui bahwa peningkatan temperatur substrat menghasilkan morfologi yang semakin merata dan homogen, kekasaran permukaan yang terbentuk dari 15,4 - 84 nm dan ukuran kristal yang diperoleh adalah 64 - 87 nm. Sementara penambahan tekanan gas nitrogen menyebabkan kristalinitas semakin baik. Pada penelitian diperoleh AlN dengan jenis gelombang Transversal Optical pada wavenumber 600-670 cm-1. Sedangkan pertumbuhan kristal AlN terbaik diperoleh pada penumbuhan AlN dengan parameter temperatur substrat 290 oC dan tekanan gas nitrogen 20 mbar.

Todays semiconductor technology continues to develop, both in terms of material discovery, manufacturing technique, as well as implementation and the development. One of semi-conductor materials that attracts today’s attention is AlN. Several methods have been made to grow AlN, one of them is using the reactive sputtering method. This method has several advantages such as simple crystal growing technique, the deposition of low temperature and easy to control the experiment parameters. In this research, the researcher will utilize the AlN synthesis with a reactive sputtering method on the substrate SiO2 that has done with variation substrate temperature of (200, 250, 290oC), and the nitrogen gas pressure of 10, 15 and 20 mBar. This study successfully synthesize nanomaterial AlN with a hexagonal crystal system and shows the wurtzite phase is formed. While morphology AlN formed composed of particles - spherical shaped particles. From this research it is known that raising the temperature of the substrate produces more uniform morphology and homogeneous, the surface roughness is formed from 15,4 to 84 nm and obtained the crystal size is 64-87 nm. While the addition of nitrogen gas pressure causes the better crystallinity. The research obtained AlN with Optical Transversal wave type at a wavenumber of 600-670 cm-1. While the growth of AlN crystal growth of AlN is best obtained on the parameters of the substrate temperature 290 °C and nitrogen gas pressure of 20 mbar.
